为什么需要结构试片Why a patterned pilot matters

ALD 的表面反应具有自限特征，但前驱体进入深孔槽仍受传质与暴露时间影响。AtomicLimits 的工艺开发资料建议通过孔槽截面比较不同位置的膜厚；其共形性说明也指出更高深宽比需要更长的充分暴露时间。[1][2] 平面见证片达标不能直接证明孔底达标。ALD surface reactions are self-limiting, while precursor transport and exposure still govern penetration into deep features. AtomicLimits recommends comparing thickness at several positions in a cross-section and explains the longer exposure needed for higher aspect ratios. [1][2] A passing planar witness coupon does not prove bottom coverage.

请提供基底与已有材料栈、目标沉积材料、目标厚度和允许温度；附结构截面图、孔槽宽度与深度、开口率、是否盲孔、样品尺寸与数量，以及可否破坏性制样。指定顶部、侧壁中段和底部的测量位置与最低接受厚度。Provide substrate and existing stack, target film and thickness, thermal limit, feature cross-section, width, depth, opening density, blind or open geometry, sample size and count, and whether destructive cross-sectioning is allowed. Define top, mid-sidewall and bottom measurement locations and minimum acceptable thickness.

常见风险与试片设计Risks and pilot design

成核延迟、表面污染、孔口提前收窄、暴露不足和清洗残留都可能改变孔内覆盖。建议先用代表性结构及平面见证片做小批试片，固定前处理、循环数、暴露与吹扫条件；必要时用截面 SEM 或 TEM 量测，区分膜厚不足和制样伪影。具体路线由接收平台确认。Nucleation delay, surface contamination, narrowed openings, insufficient exposure and cleaning residue can change coverage. Pilot representative features beside planar witnesses; record pretreatment, cycle count, exposure and purge. Use cross-section SEM or TEM where needed and distinguish film loss from preparation artifacts. The receiving facility confirms the process route.

验收与下一步Acceptance and next step

先约定顶/底或侧壁/顶部膜厚比的定义、测量点位、样本数、允许偏差及截面图交付格式。报价区分平面膜厚检查、结构截面制样和条件迭代；若目标结构无法截面测量，应先约定替代试片。资料齐备后再判断可行工艺窗口、周期和费用。Agree on the definition of top-to-bottom or sidewall-to-top thickness ratio, locations, sample count, tolerance and cross-section image format. Scope planar metrology, cross-section preparation and iterations separately. If the actual feature cannot be sectioned, agree on a proxy structure before quoting feasibility, lead time and cost.
